High-speed integrated QKD system Rebecka Sax, Alberto Boaron, Gianluca Boso, Simone Atzeni, Andrea Crespi, Fadri Grünenfelder, Davide Rusca, Aws Al-Saadi, Danilo Bronzi, Sebastian Kupijai, Hanjo Rhee, Roberto Osellame, Hugo Zbinden Photonics Research, 2023 Quantum key distribution (QKD) is nowadays a well-established method for generating secret keys at a distance in an information-theoretically secure way, as the secrecy of QKD relies on the laws of quantum physics and not on computational complexity. In order to industrialize QKD, low-cost, mass-manufactured, and practical QKD setups are required. Hence, photonic and electronic integration of the sender’s and receiver’s respective components is currently in the spotlight. Here we present a high-speed (2.5 GHz) integrated QKD setup featuring a transmitter chip in silicon photonics allowing for high-speed modulation and accurate state preparation, as well as a polarization-independent low-loss receiver chip in aluminum borosilicate glass fabricated by the femtosecond laser micromachining technique. Our system achieves raw bit error rates, quantum bit error rates, and secret key rates equivalent to a much more complex state-of-the-art setup based on discrete components [ Boaron A. et al. , Phys. Rev. Lett. 121, 190502 (2018)].
25 Gb/s Silicon Photonics Interconnect Using a Transmitter Based on a Node-Matched-Diode Modulator Sebastian Kupijai, Hanjo Rhee, Aws Al-Saadi, Marvin Henniges, Danilo Bronzi, David Selicke, Christoph Theiss, Sven Otte, Hans Joachim Eichler, Ulrike Woggon, David Stolarek, Harald H. Richter, Lars Zimmermann, Bernd Tillack, Stefan Meister Journal of Lightwave Technology, 2016 In this article a nonreturn-to-zero data transmission of 25 Gb/s between silicon photonic transmitter and receiver units is demonstrated, where the transmitter is based on a silicon optical Fabry-Pérot modulator with a node-matched-diode geometry. This modulator type has a footprint of less than 100 μm <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</sup> . On the receiver side, an integrated Ge-photo detector has been used. Mask tests according to the 100G ER4 standard have been performed and yielded error free data transmission.

Richter, Lars Zimmermann Proceedings of SPIE the International Society for Optical Engineering, 2016 We report on an ultra-compact co-integrated transmitter and receiver in SiGe BiCMOS technology for short reach optical interconnects. A fully integrated EPIC transceiver chip on silicon photonics technology is described. The chip integrates all photonic and electronic devices for an electro-optic transceiver and has been designed to be testable on wafer-scale. A node-matched diode modulator based on carrier injection is a key building block in the chip design. Its operation performance is presented with respect to insertion loss, signal-to-noise-ratio and power consumption at a 25.78125 Gbit/s in NRZ operation. A novel SiGe based photodetector exhibits a -3 dB bandwidth of up to 70 GHz and a responsivity of >1 A/W. Details are given about the process technology of co-integration of photonic and electronic integrated circuits using both silicon-on-insulator and bulk silicon. The implemented co-integration process requires only few additional process steps, leading to only a slight increase in complexity compared to conventional CMOS and BiCMOS baselines.

Due to very small footprints, a single channel 25 Gb/s non-return-to-zero data rate corresponds to a photonic bandwidth density of about 0.5 Tb/(s·mm <sup xmlns:mml="http://www.w3.org/1998/Math/MathML" xmlns:xlink="http://www.w3.org/1999/xlink">2</sup> ).

The diode length is only 3 μm. An analysis of the dynamic spectral transmission behavior is given. Non-return-to-zero data transmission of 10 Gb/s is demonstrated.

H. Richter, H. J. Eichler, S. Meister Advanced Solid State Lasers Assl 2015, 2015 Optical cw Raman gain of 18.4dB in SOI-nano-rib waveguides was obtained at 45mW internal pump power. Nonlinear on-off-gain increase at about 30mW pump power indicates that the Raman amplifier approaches the lasing threshold.

Mahdi Iet Conference Publications, 2013 The distance between the p+- and n+-doped regions of the p-i-n diode in micro-cavity modulators represents a compromise between speed and loss. We varied the intrinsic region width to determine the influence on the modulator properties through simulations and experiments. A width of 0.7 μm was found to be the optimal value for modulation operation.
